The prototype built with the ferromagnetic metal Fe3GeTe2 (FGT, red) has a gigantic SOT whose effective magnetic field strength is two orders of magnitude larger than other SOT-MRAM prototypes. The researchers measured an effective magnetic field strength due to the SOT to be about 50 Oersted for a small current density of 1 mA/μm2. Ferromagnetic materials align their spins in the same direction below the Curie temperature (Tc).
