電気エネルギーと光エネルギーとを相互に変換する発光ダイオードや半導体レーザ、太陽電池などの光電相互変換デバイスを効率化するにあたり、効率を左右するのは光る(輻射再結合*3)過程の頻度増加なのか、光らない(非輻射再結合)過程の頻度減少なのかが問題となりますが、両者を切り分けて測定することは容易ではありませんでした。東北大学多元物質科学研究所 小島 一信 准教授、秩父 重英 教授は、水熱合成法にて作製された高純度酸化亜鉛結晶の発光量子効率と発光寿命の関係を実験的に調べた結果、発光量子効率の変化は主として光らない過程(発熱過程)の頻度減少に起因していることを明らかにしました。
本研究は、電子デバイスや光デバイスの製造に用いられる半導体結晶の発光・非発光再結合過程の頻度を定量的に明らかにするものであり、半導体デバイスのさらなる省エネ化や高性能化の指針となるものです。
本研究成果は、本成果は応用物理学会と日本物理学会との協同内部組織である物理系学術誌刊行センター (PCPAP)の科学誌Applied Physics Express 誌にて11月24日にオンライン公開されました。
